TOSHIBA 600 V Superjunction MOSFET in TOLL Package

TOSHIBA introduces a new series of n-channel power MOSFETs. The first product in the 600V DTMOS-VI series is the TK055U60Z1, based on TOSHIBA's process generation with a Superjunction structure.

The MOSFET is particularly well-suited for fast-switching applications such as DC-DC converters, switching power supplies, PFC circuits, and photovoltaic inverters.

The new series offers the following 5 advantages:

  1. Improved performance parameter RDS(ON)
    The new MOSFET has an RDS(on) of only 55 mΩ – an improvement of 13% compared to similar components in the established DTMOS-IV-H series.

  2. Increased efficiency (FOM)
    The figure of merit RDS(on) x Qgd (FOM) has been improved by approximately 52%. This parameter indicates significantly enhanced overall performance in power circuits.

  3. Optimized drive through Kelvin-Source Pin
    The TOLL package of the MOSFET features a dedicated Kelvin-Source Pin for the drive signal. This eliminates the effects of the parasitic inductance of the power circuit, reduces oscillations, and increases switching speed. In modern, fast-switching applications, this leads to a significant efficiency gain.

  4. Improved reliability in the soldering process
    The shape of the connection pins in the form of a fillet allows a secure soldering process and increases the reliability of the connection. Visual inspection is facilitated, contributing to better quality control.

  5. Future expansions in the Line-Up
    TOSHIBA plans to further expand the Line-Up of the 600V and 650V DTMOS-VI series. This ensures that your future projects will also benefit from improved energy efficiency.
